Both are 500A 375W transistors operating across -55 to +175°C in 1.7mm tall high-reliability LFPAK88 (SOT1235) packages, which use a copper clip to improve heat flow.

The 500A rating is up to ~60°C. “500A continuous current has been demonstrated during application tests,” according to Nexperia. “Practically the current will be limited by PCB, thermal design and operating temperature.”

“These devices are the lowest Rds(on) 40V parts that Nexperia has ever produced and, more importantly, they deliver power densities more than 50x greater than traditional D2PAK devices,” said the company. “The devices also offer improved performance in both avalanche and linear mode, leading to increased ruggedness and reliability.”

It picks out 20Vds 35A for 1ms on the safe operating area curve to illustrate how the silicon and packaging can work together, and 20Vds 17A for 10ms to show the package in action. Single pulse avalanche rating is 2.3J.

Applications are foreseen in braking, power steering, reverse battery protection, e-fuse, dc-dc converter, battery isolation, current limitation, motor control, synchronous rectification and load switching. Targets include: power tools, appliances, fans, e-bikes, scooters and wheelchairs.
