“80 Plus Titanium certification requires server and data storage hardware to deliver 90% power efficiency levels in 10% load conditions, and 96% efficiencies when dealing with 50% loads,” said company general manger Asif Jakwani.
The 10% load condition is especially challenging.
For better reliability, the body diode is optimised for robustness and Vgss is ±30V.
There are ‘Fast, Easy Drive and FRFET versions.
Fast are optimised for high efficiency in hard switching topologies, such as PFC, with reduced gate charge (Qg) and EOSS losses. The devices are:

- NTHL185N60S5H – 185mΩ Rds(on) TO-247
- NTP185N60S5H – TO-220

Easy Drive for hard and soft switching, with an internal gate Resistor and optimised internal capacitance, for applications including PFC and LLC. The 120mΩ version has a built-in gate-source Zener diode to reduced gate oxide stress and improves ESD ruggedness leading. The devices are:
- NTHL099N60S5 – 99mΩ TO-247
- NTHL120N60S5Z – 120mΩ TO-247 with gate Zener
Fast recovery (FRFET) versions are intended for soft-switching topologies such as phase-shifted full bridge (PSFB) and LLC. They have a fast body diode and offer reduced reverse recovery charge and reverse recovery time. The devices are:
- NTP125N60S5FZ – 125mΩ TO-220 with built-in Zener diode
- NTMT061N60S5F – 61mΩ in Power88
- NTHL019N60S5F – 19mΩ TO-247 – the lowest loss device
